Front-end and Middle-of-the-line multilayered dielectrics reliability is a key concern in the perspective of automotive market for which low level of failure rate is required. Accurate modeling of voltage dependence and failure statistics of dielectrics breakdown is necessary to optimize back-end capacitor performance and enables robust solution
Objective of the PhD is to develop specific time to breakdown models for front-end & Middle-of-the-line dielectrics hybrid capacitor. These decoupling MOM are intensively used in 3D technologies for automotive application. Co-optimization of the MOM performance and robustness is required to guarantee low product failure rate.
Firstly, development of hybrid capacitor (capacitor in series) will enable to evaluate and benchmark possible solution and develop long term reliability model for multilayer dielectrics.
Secondly, large sampling , including area scaling experiments will be perform to analyze the breakdown probability, its relation to process variability as well as possible implication on defect generation uniformity.
